Qualifications
RESPONSIBILITIES:Lead packaging assembly processes from initial concept through to mass production, encompassing equipment and material selection for both wafer-level and chip-level systems. Innovate new technologies and set benchmarks for assembly and packaging, covering processes such as wafer grinding, wafer dicing, lithography, lamination, plating, etching, surface mount technology (SMT), flip chip, bonding, molding, underfill, dispense, sputter, lid attach, solder ball attach, and advanced packaging methods. Oversee packaging prototypes, product development, production release, and ongoing process support in a high-volume manufacturing setting. Develop and implement Out of Control Action Plans (OCAP), Statistical Process Control (SPC), and defect yield analyses to drive continual improvement. Engage cross-functionally with silicon design, materials, thermal, systems, and production teams. Introduce advanced packaging solutions into SpaceX's next-generation products on Earth, in orbit, and beyond. Diagnose equipment malfunctions, analyze process variations, and conduct root cause investigations to minimize defects and enhance operational excellence. Document process data, compile reports on key metrics, and support the design of experiments (DOE) for process optimization. Assist with tool installations, preventive maintenance, and qualification testing to sustain high-volume production.
